2008 Buffered clock tree synthesis for 3D ICs under thermal variations
abstract
In this paper, we study the buffered clock tree synthesis problem under thermal variations for 3D IC technology. Our major contribution is the Balanced Skew Theorem, which provides a theoretical background to efficiently construct a buffered 3D clock tree that minimizes and balances the skew values under two distinct non-uniform thermal profiles. Our clock tree synthesis algorithm named BURITO (buffered clock tree with thermal optimization) first constructs a 3D abstract tree under the wirelength vs via-congestion tradeoff. This abstract tree is then embedded, buffered, and refined under the given non-uniform thermal profiles so that the temperature-dependent skews are minimized and balanced. Experimental results show that our algorithms significantly reduce and perfectly balance clock skew values with minimal wirelength overhead.

2007 Decoupling-Capacitor Planning and Sizing for Noise and Leakage Reduction
abstract
Decoupling capacitors (decaps) are a popular means for reducing power-supply noise in integrated circuits. Since the decaps are usually inserted in the whitespace of the device layer, decap management during the floorplanning stage is desirable. However, a well-known existing work only allows the blocks to utilize the adjacent whitespace. In order to overcome this limit, we devise the effective-decap-distance model to analyze how functional blocks are affected by nonneighboring decaps. In addition, we propose a generalized network-flow-based algorithm to allocate the whitespace to the blocks and determine the oxide thicknesses for the decaps to be implemented in the whitespace. Experimental results show that our decap allocation and sizing methods can significantly reduce decap budget and leakage power with a small increase in area and wire length when integrated into 2D and 3D floorplanners.

2006 Optical routing for 3D system-on-package
abstract
Optical interconnects enable faster signal propagation with virtually no crosstalk. In addition, wavelength division multiplexing allows a single waveguide to be shared among multiple interconnects. This paper proposes efficient algorithms for the construction of timing and congestion-driven waveguides considering the optical resource constraints. We develop the first optical router for System-on-Packages (SOPs), which reduce electrical wirelength by 11% and improve performance by 23%, when a single optical layer is introduced for every placement layer.

2006 Profile-guided microarchitectural floor planning for deep submicron processor design
abstract
As very large scale integration (VLSI) process technology migrates to nanoscale with a feature size of less than 100 nm, global wire delay is becoming a major hindrance in keeping the latency of intrachip communication within a single cycle, thus substantially decaying performance scalability. In addition, an effective microarchitectural floor planning algorithm can no longer ignore the dynamic communication patterns of applications. This article, using the profile information acquired at the microarchitecture level, proposes a "profile-guided microarchitectural floor planner" that considers both the impact of wire delay and the architectural behavior, namely, the intermodule communication, to reduce the latency of frequent routes inside a processor and to maintain performance scalability. Based on the simulation results here, the proposed profile-guided method shows a 5%-40% average instructions per cycle (IPC) improvement when the clock frequency is fixed. From the perspective of instruction throughput in billion instructions per second (BIPS), the floor planner is much more scalable than the conventional wirelength-based floor planner.

2006 Block-level 3-D Global Routing With an Application to 3-D Packaging
abstract
Three-dimensional (3-D) packaging via system-on-a-package (SOP) has been recently proposed as an alternative solution to overcome the limitation of system-on-a-chip (SOC) and meet the rigorous requirements of today's mixed signal system integration. The true potential of SOP technology lies in its capability to integrate both active and passive components into a single high speed/density 3-D packaging substrate. The routing environment for 3-D SOP is more advanced than that of the conventional printed circuit board (PCB) or multichip module (MCM) technology - pins are located at all layers of the SOP packaging substrate rather than the topmost layer only, and various types of vias are available for layer-to-layer connections. The contribution of this work is to provide: 1) the formulation of the new block-level 3-D global routing problem under wire length, layer, crosstalk, and congestion minimization and 2) the first global router for 3-D SOP named 3PGR. This paper reviews various approaches for MCM routing algorithms and investigates their applicability to the SOP model. The related experimental results demonstrate the effectiveness of the algorithms

2006 Multi-Objective Module Placement For 3-D System-On-Package
abstract
System-on-package (SOP) is a viable alternative to system-on-chip (SOC) for meeting the rigorous requirements of today's mixed-signal system integration. Thermal integrity is arguably the most crucial issue in three-dimensional (3-D) SOP due to the compact nature of the 3-D integration. In addition, the power supply noise issue becomes more serious as the supply voltage continues to decrease while the number of active devices consuming power increases. We propose a 3-D module and decap (decoupling capacitance) placement algorithm that evenly distributes the thermal profile and reduces the power supply noise. In addition, we allocate white spaces around the modules that require decaps to suppress the power supply noise while minimizing the area overhead. In our experimentation, we achieve improvements in both maximum temperature and decap amount with only small increase in area, wirelength, and runtime.

In this work, we propose a 3D module and decap (decoupling capacitance) placement algorithm that simultaneously reduces the power supply noise and wire congestion. We provide efficient algorithms for 3D power supply noise and congestion analysis to guide our 3D module placement process. In addition, we allocate white spaces around the modules that require decaps to suppress the power supply noise while minimizing the area overhead. 2004 Net and Pin Distribution for 3D Package Global Routing
abstract
In this paper, we study the net and pin distribution problem for global routing targeting three dimensional packaging layout via system-on-package (SOP). The routing environment for the new emerging mixed-signal SOP technology is more advanced than that of the conventional PCB or MCM technology - pins are located at all layers of SOP packaging substrate rather than the top-most layer only. This is the first work to formulate and solve the multi-layer net and pin distribution for layer, wirelength, and crosstalk minimization.
