2020 Monitoring Aging Defects in STT-MRAMs
abstract
Identifying manufacturing defects in magnetic tunnel junction (MTJ) device is crucial for the yield and reliability of spin-torque-transfer (STT) magnetic random-access memory (MRAM) arrays. Several of the MTJ defects result inparametric deviations of the device that deteriorate over time. In this article, we present the design-for-testability (DFT) scheme for monitoring the electrical parameter deviations occurring due to the defect formation over time. A programmable DFT scheme was implemented for a subarray in 65-nm CMOS technology to evaluate the feasibility of the test scheme. The scheme utilizes the read sense path to compare the bit-cell electrical parameters against known DFT cell's characteristics. Built-in-self-test (BIST) methodology is utilized to trigger the onset of the fault once the device parameter crosses a threshold value. We demonstrate the operation and evaluate the accuracy of detection with the proposed scheme. The DFT scheme can be exploited for monitoring aging defects, modeling their behavior and optimization of the fabrication process.

2019 A Parametric DFT Scheme for STT-MRAMs
abstract
Process control and yield of spin torque transfer-magnetoresistive random access memory (STT-MRAM) array are of crucial importance in fabrication. While yield depends on the CMOS process variability, quality of the deposited MTJ film, and other process nonidealities, test platform can enable a parametric optimization and verification process using the CMOS-based design-for-testability (DFT) circuits. In this paper, we develop a DFT algorithm and implement a DFT circuit for parametric testing and prequalification of the critical circuits in the CMOS wafer. The DFT circuit successfully replicates the electrical characteristics of MTJ devices and captures their spatial variation across the wafer with an error of less than 4%. We estimate the yield of the read sensing path by implementing the DFT circuit, which can replicate the resistance-area product variation up to 50% from its nominal value. The yield data from the read sensing path at different wafer locations are analyzed, and a usable wafer radius up to 75 mm has been estimated. Our DFT scheme can provide quantitative feedback based on in-die measurement, enabling fabrication process optimization through iterative estimation and verification of the calibrated parameters.

2008 Technology exploration for graphene nanoribbon FETs
abstract
Graphene nanoribbon FETs (GNRFETs) are promising devices for beyond-CMOS nanoelectronics because of their excellent carrier transport properties and potential for large scale processing and fabrication. This paper combines atomistic quantum transport modeling with circuit simulation to perform technology exploration for GNRFET circuits. A quantitative study of the effects of variations and defects on the performance and reliability of GNRFET circuits is also presented. Simulation results indicate that whereas GNRFET circuits promise higher performance, lower energy consumption, and comparable reliability at similar operating points to scaled CMOS circuits, they are more susceptible to variations and defects. The results also motivate significant engineering, modeling, and simulation challenges facing the device and CAD communities involved in graphene electronics research.

1999 A wideband CDMA based wireless local loop protocol
abstract
This paper describes a set of protocols selected for developing a WLL system based on a wideband code division multiple access (W-CDMA) technology. W-CDMA technology used by the WLL system has been selected to provide primarily ISDN like services and data rates to subscribers while providing a smooth transition into the third generation wireless technology. The air interface used in this WLL system is an interim standard of TTA, which specifies a CDMA based protocol operating in the 2.30-2.40 GHz band. The standard allows two types of bandwidth (5 and 10 MHz). The WLL protocols described in this paper provide a solution based on a cost effective, advanced, standard technology allowing the operator to satisfy their current customers while providing smooth transition into the future network solutions.
