Experimental Demonstration of Walsh-Based RF Conversion Using Wideband DAC and ADC in 28 nm FDSOI CMOS TechnologyabstractThis paper presents the first experimental demonstration of fully Walsh-based wideband converters for Radio Frequency Front-End (RFFE) architecture implemented in 28 nm FDSOI CMOS technology. The system integrates a Walsh-based RF digital-to-analog converter (WDAC) and a Walsh-based RF analog-to-digital converter (WADC) designed for digital predistortion (DPD) applications. The WDAC achieves an instantaneous bandwidth of 4.7 GHz with an energy efficiency of 0.57 pJ/bit. The WADC achieves a 2.5 GHz bandwidth while consuming only 4 mW. The experimental demonstration showcase efficient wideband signal processing in the Walsh domain and highlights its potential as a promising paradigm for future low-power, high-throughput wireless transceivers, offering both wideband capabilities and a new order of scale energy efficiency. | 2024 | Co-simulation Workflow for D-Band Power Amplifier Linearization using Walsh-based DPDabstractMillimeter-wave bands open new bands of interest for ultra-high-speed wireless communications, but face technological bottlenecks such as power amplification. Working near the maximum oscillation frequency of the transistor leads to low intrinsic gain and low efficiency. Digital predistortion (DPD) achieves a higher power efficiency without degrading linearity. This paper presents a co-simulation workflow to design jointly DPD and the power amplifier (PA) in order to reach the optimum performances in linearity and power-added efficiency (PAE). The design of a PA at a center frequency of 142 GHz using the CMOS 28nm FDSOI technology from STMicroelectronics demonstrates how the design flow can take into account continuous wave (CW) and modulated signal simulations with and without DPD. The linearity performance is highlighted on the adjacent channel power ratio (ACPR) with an improvement of 4dB on an OFDM signal with 800 MHz bandwidth. | 2023 | A Proof-of-Concept of a Multiple-Cell Upsets Detection Method for SRAMs in Space ApplicationsabstractThis work details a new way to deal with the Multiple-Cell Upsets (MCU) in SRAM memories for space applications. The method consists of spatially interleaving a memory plan with a network of memory radiation detectors. As a proof-of-concept, a prototype circuit composed of the radiation detectors was manufactured in the 350 nm CMOS Process Technology and tested considering two methodologies: electrically-induced SEU/MCU testing and SEE laser testing. Silicon measurement results confirm the correct operation of the circuit, detecting single and multiple events inserted in different positions of the evaluated detection plans. According to the ratio between the number of data and detection cells, the method proposed can provide a probability of detecting MCUs in a memory plan that can reach close to 100%. | 2023 | A Block-Based LMS Using the Walsh Transform for Digital Predistortion of Power AmplifiersabstractA novel non-linear adaptive filter for the linearization of Radio Frequency (RF) Power Amplifiers (PAs) is presented. In this study, we aim at reducing the Digital Predistortion (DPD) complexity and enhancing its convergence speed for reduced computation time. The Walsh Transform is used as a computational basis for evaluating a predistorter (PD) model. The mathematical properties of the Walsh theory are exploited to adapt a memory polynomial (MP) in the sequency domain. A block-based Walsh LMS is introduced to seek the optimal PD coefficients. Simulations and results of linearization of class-AB PAs are exhibited. The comparison with conventional DPD algorithms shows that the proposed method converges 10 times faster with a reduction of 12% of the complexity for similar accuracy. Finally, a complete DPD architecture based on the Walsh Transform is proposed. Maxandre Fellmann, Francois Rivet, Nathalie Deltimple, Eric Kerherve, Hervé Lapuyade, Yann Deval

Investigation of 0.18μm CMOS Sensitivity to BTI and HCI Mechanisms under Extreme Thermal Stress ConditionsabstractBias temperature instability (BTI) and hot carrier injection (HCI) are both prominent reliability concerns for integrated circuits (ICs). In this paper, we investigated these failure mechanisms on 0.18μm CMOS (Complementary Metal-Oxide-Semiconductor) submitted to severe temperatures (150°C and 210°C) for long period of stress (up to 2,000 hours). Additionally, the transistors were applied dedicated stress conditions to activate the intrinsic HCI and BTI wear-out mechanisms. The aging laws were proposed based on these experimental results and implemented into the commercial software tool for further investigation at logic circuit level. | 2020 | Ring VCO Phase Noise Optimization by Pseudo-Differential Architecture in 28nm FD-SOI CMOSabstractThis paper presents a Pseudo-differential Ring-VCO (PRVCO) architecture optimized to improve by more than a factor of two the phase noise performance of regular single-ended inverter-based Ring-VCO (RVCO). Two RVCO topologies are compared and integrated in 28nm FD-SOI CMOS technology from STMicroelectronics. Based on a double tuning approach, each oscillator presents a Frequency Tuning Range (FTR) between 0.7 GHz and 2.8 GHz (120 % of FTR). The coarse tuning is realized by the local supply voltage variation, while the fine tuning is obtained via the transistors wide range body biasing specific to FD-SOI. Under typical configuration, the PRVCO presents a phase noise (PN) performance of - 95.7 dBc/Hz at 1 MHz offset frequency, which represents a 4 dB improvement compared to the inverter-based RVCO phase noise at 1.7 GHz. Both fabricated RVCOs performances are compared to the state-of-art regarding their oscillator's and VCO's Figure of Merit (FoM). David Gaidioz, Magali De Matos, Andreia Cathelin, Yann Deval

A 0.8V 875 MS/s 7b low-power SAR ADC for ADC-Based Wireline Receivers in 22nm FDSOIabstractThis paper presents a very low-power 875 MS/s 7b single-channel high-speed successive approximation register (SAR) analog-to-digital converter (ADC) that achieves a SNDR/SFDR at Nyquist rate of 41.46/55.01 dB. The use of an integer-based split CDAC combined with an improvement for the LSB capacitor allows a substantial improvement in the SNDR. A simple and accurate calibration procedure for the ADC is presented thanks to body biasing. The ADC is designed in 22 nm FDSOI while consuming 1.65 mW from a 0.8 V supply with a core chip area of 0.00074 mm2. The Walden figure-of-merit of 19.5 fJ/conversion-step at Nyquist rate making it one of the lowest among recently published medium resolution SAR ADCs. | 2011 | A new frequency synthesizers stabilization method based on a mixed Phase Locked Loop and Delay Locked Loop architectureabstractA novel technique for the stabilization of local oscillators is presented in this paper based on the combination of a Phase Locked Loop (PLL) and Delay Locked Loop (DLL) architecture. On one hand, phase noise performances are improved taking advantage of the both architecture and more particular to the non-accumulation of random timing jitter. On the other hand, such a methodology could relax constraints on the loop filter and it would then be possible to increase the architecture bandwidth without taking care of stability drawbacks. By the way, the settling time could be largely improved. P. O. Lucas de Peslouan, Cédric Majek, Thierry Taris, Yann Deval, Didier Belot, Jean-Baptiste Bégueret

BIST scheme for RF VCOs allowing the self-correction of the cutabstractIn order to implement a built-in self-test (BIST) strategy for a radio frequency (RF) LC-voltage controlled oscillator (VCO) devoted to WiMax applications, an exhaustive study of the fault coverage achievable for this block is carried out. The peak-to-peak value of the output voltage is shown to be the best quantity to monitor. Once the fault is detected, it is shown that the BIST can be exploited as well to trigger a feedback allowing, in some cases, the self-correction of the VCO. The complete system is designed using the STM CMOS 65 nm process. Luca Testa, Hervé Lapuyade, Yann Deval, Olivier Mazouffre, Jean-Louis Carbonéro, Jean-Baptiste Bégueret

Design of Class-E power VCO in 65nm CMOS technology: Application to RF transmitter architectureabstractThis paper investigates the feasibility of designing a RF TX architecture based on a Power VCO, operating at 1.95 GHz for UMTS/WCDMA standard. The Power VCO uses 2.5 V supply voltage and is designed using 65 nm CMOS technology from ST Microelectronics. The Power VCO is made up of an oscillating Power Amplifier (PA). In order to fulfil UMTS/W-CDMA requirements, especially on output power with regards to efficiency to save battery life, the used PA is a two-stage Class E PA. The output 1 dB compression point (CP1) is 22 dBm and Power Added Efficiency (PAE) @CP1 is 55.1%. This PA is then included in a loop to realize oscillation condition. The Power VCO oscillates @ 1.95 GHz, achieves an output power of 23.3 dBm with 60.3% PAE. Nathalie Deltimple, Yann Deval, Didier Belot, Eric Kerherve

A Robust 130nm-CMOS Built-In Current Sensor Dedicated to RF ApplicationsabstractAn otherwise well-known ratiometric built-in current sensor (BICS) dedicated to monitor the current of analog and mixed-signal building blocks highlights a dependency with regards to technology discrepancy. In this paper we present a design methodology that allows to dramatically reduce the dependency, yielding to a new version of this BICS. Taking advantage of a 130 nm VLSI CMOS technology, the BICS proposed has a peak-to-peak dispersion lower than 10 % of its output full-scale range. It makes it more suitable to implement the test functionality while maintaining the initial BICS intrinsic performances. The built-in self test methodology is illustrated by monitoring the supply current of a low-noise amplifier (LNA). Measurements confirm the BICS's low sensitivity to process variations and its transparency relative to the circuit under test (CUT) Mikaël Cimino, Hervé Lapuyade, Magali De Matos, Thierry Taris, Yann Deval, Jean-Baptiste Bégueret
