| 2019 | Entropy Production-Based Full-Chip Fatigue Analysis: From Theory to Mobile ApplicationsabstractThrough-silicon vias (TSVs) are subject to thermal fatigue due to stress over time, no matter how small the stress is. Existing works on TSV fatigue all rely on measurement-based parameters to estimate the lifetime, and cannot consider detailed thermal profiles. In this paper, we propose a new method for TSV fatigue prediction using entropy production during thermal cycles, which is validated by theoretical analysis and measurement results. By combining thermodynamics and mechanics laws, the fatigue process can be quantitatively evaluated with detailed thermal profiles. Experimental results show that interestingly, the landing pad possesses the most easy-to-fail region, which generates up to 50% more entropy compared with the TSV body. The impact of landing pad dimension and TSV geometries are also studied, providing guidance for reliability enhancement. Full-chip fatigue analysis is performed based on stress superposition. Based on the developed theory, we study the interesting problem of fatigue lifetime of 3-D microprocessors in smartphones and its dependence on user task profile. Finally the lifetime of 3D IC TSV in smartphone is researched with selected apps and user profiles. To the best of the authors' knowledge, this is the first TSV fatigue model that is free of measurement data fitting, the first that is capable of considering detailed thermal profiles, and the first framework for efficient full-chip TSV fatigue analysis, and the first study on fatigue lifetime of mobile chips. | 2018 | Design and architectural co-optimization of monolithic 3D liquid state machine-based neuromorphic processorabstractA liquid state machine (LSM) is a powerful recurrent spiking neural network shown to be effective in various learning tasks including speech recognition. In this work, we investigate design and architectural co-optimization to further improve the area-energy efficiency of LSM-based speech recognition processors with monolithic 3D IC (M3D) technology. We conduct fine-grained tier partitioning, where individual neurons are folded, and explore the impact of shared memory architecture and synaptic model complexity on the power-performance-area-accuracy (PPAA) benefit of M3D LSM-based speech recognition. In training and classification tasks using spoken English letters, we obtain up to 70.0% PPAA savings over 2D ICs. | 2017 | Full chip power benefits with negative capacitance FETsabstractWe study, for the first time, full chip power benefits of negative capacitance FET (NCFET) device technology for commercial-grade GDSII-level designs. Owing to sub-60mV/decade characteristics, NCFETs provide significantly higher drive-current than standard FETs at a given voltage, enabling significant iso-performance power savings by lowering VDD. We use SPICE models of NCFETs corresponding to 14nm node, which incorporate experimentally calibrated models of ferroelectric. We then characterize NCFET-based standard-cell libraries followed by full-chip NCFET-based GDSII-level design implementations of different benchmarks. Our results show that even with increased device capacitance, we can achieve about 4× (up to 74.7%) full-chip power reduction with low-VDD NCFETs over nominal VDD baseline FETs at iso-performance. The power savings are consistent across multiple benchmarks and are higher for low power designs. Sandeep Kumar Samal, Sourabh Khandelwal, Asif Islam Khan, Sayeef S. | 2017 | Improving Performance under Process and Voltage Variations in Near-Threshold Computing Using 3D ICsabstractNear-threshold computing (NTC) circuits have been shown to offer significant energy efficiency and power benefits but with a huge performance penalty. This performance loss exacerbates if process and voltage variations are considered. In this article, we demonstrate that three-dimensional (3D) IC technology can overcome this limitation. We present a detailed case study with a 28nm commercial-grade core at 0.6V operation optimized with various 3D IC physical design methods. First, our study under the deterministic case shows that 3D IC NTC design outperforms 2D IC NTC by 29.5% in terms of performance at comparable energy. This is significantly higher than the 12.8% performance benefit of 3D IC at nominal voltage supplies due to higher delay sensitivity to input slew at lower voltages. Second, it is well demonstrated that transistor delay is more sensitive to voltage changes at NTC operation. However, our full-chip study reveals that IR drop effect on 2D/3D IC NTC performance is not severe due to the low power consumption and hence lower IR drop values. Third, die-to-die variation impact on full-chip performance is visible in 3D IC NTC designs, but it is not worse compared to 2D IC NTC designs. This is mainly due to the shorter critical path length in 3D IC NTC designs. Sandeep Kumar Samal, Sung Kyu Lim |

| 2017 | TSV-Based 3-D ICs: Design Methods and ToolsabstractVertically integrated circuits (3-D ICs) may revitalize Moore's law scaling which has slowed down in recent years. 3-D stacking is an emerging technology that stacks multiple dies vertically to achieve higher transistor density independent of device scaling. They provide high-density vertical interconnects, which can reduce interconnect power and delay. Moreover, 3-D ICs can integrate disparate circuit technologies into a single chip, thereby unlocking new system-on-chip architectures that do not exist in 2-D technology. While 3-D integration could bring new architectural opportunities and significant performance enhancement, new thermal, power delivery, signal integrity and reliability challenges emerge as power consumption grows, and device density increases. Moreover, the significant expansion of CPU design space in 3-D requires new architectural models and methodologies for design space exploration (DSE). New design tools and methods are required to address these 3-D-specific challenges. This keynote paper focuses on the state of the art, ongoing advances and future challenges of 3-D IC design tools and methods. The primary focus of this paper is TSV-based 3-D ICs, although we also discuss recent advances in monolithic 3-D ICs. The objective of this paper is to provide a unified perspective on the fundamental opportunities and challenges posed by 3-D ICs especially from the context of design tools and methods. We also discuss the methodology of co-design to address more complicated and interdependent design problems in 3-D IC, and conclude with a discussion of the remaining challenges and open problems that must be overcome to make 3-D IC technology commercially viable. | 2017 | Tier Degradation of Monolithic 3-D ICs: A Power Performance Study at Different Technology NodesabstractMonolithic 3-D ICs (M3-D ICs) offer extremely high vertical interconnection density, significantly improving the power-performance envelope when compared to conventional 2-D ICs. However, process limitations lead to one tier having either degraded transistors or interconnects. This paper models the amount of degradation that can be expected at current and future nodes (45, 22, and 10 nm), develops a process development kit using these models to enable evaluation, and presents a block-level M3-D IC RTL-to-GDSII flow that is capable of mitigating some of this degradation. Experimental results indicate that at lower technology nodes, M3-D ICs offer more benefits. Results also indicate that the impact of transistor degradation is diminished at lower technology nodes while the impact of interconnect degradation becomes worse. Overall, perfect M3-D ICs close more than half the gap in the power-performance envelope between 2-D ICs and the “ideal” block-level design. While degraded tiers reduce the benefit of M3-D ICs, our degradation-aware floorplanner gives back up to 17% of the loss, and helps to obtain significant overall benefits compared to 2-D ICs. | 2017 | Full Chip Impact Study of Power Delivery Network Designs in Gate-Level Monolithic 3-D ICsabstractIn this paper, we present a comprehensive study on the impact of power delivery network (PDN) on full-chip wirelength, routability, power, and thermal effects in gate-level monolithic 3-D (M3-D) ICs across different technology nodes. Our studies show that PDN worsens routing congestion more severely in M3-D ICs than in 2-D designs due to the significant reduction in resources for 3-D connections. The relative impact worsens at advanced technology nodes due to higher congestion of interconnects. The increase in signal wirelength translates into additional net switching power dissipation, which significantly contributes to total power. This in turn aggravates thermal issues further in 3-D ICs. In addition, we observe that PDN tradeoffs among wirelength, power, and thermal are more pronounced in M3-D ICs than through silicon via-based 3-D and 2-D designs because of the higher integration density and the severe competition between signal and power connections. We also compare the impact of PDN on full chip routing in M3-D ICs versus face-to-face 3-D ICs. Lastly, we use various PDN design optimization techniques for M3-D ICs at different nodes and obtain up to 13.9% signal wirelength and 17.6% total power reduction under the given IR drop budget. | 2016 | Tier partitioning strategy to mitigate BEOL degradation and cost issues in monolithic 3D ICsabstractIn this paper, we develop tier partitioning strategy to mitigate back-end-of-line (BEOL) interconnect delay degradation and cost issues in monolithic 3D ICs (M3D). First, we study the routing overhead and delay degradation caused by tungsten BEOL interconnect in the bottom-tier of M3D. Our study shows that tungsten BEOL reduces performance by up to 30% at 4× resistance increase of bottom-tier interconnect. In addition, the bottom-tier BEOL adds a routing overhead to 3D nets, which is neglected in the state-of-the-art flow. Next, we develop two partitioning methods targeted specifically towards BEOL impact reduction. Our path-based approach identifies critical timing paths and places their cells in the top-tier to reduce the impact of delay degradation and routing overhead. Our net-based partitioning methodology confines the nets with long 2D wirelength into the top-tier to reduce the overall routing demand, and hence the metal layer usage in the bottom-tier. This in turn results in BEOL cost savings. Using a foundry 22nm FDSOI technology and full-chip GDS designs, we achieve tolerance of up to 4× increase in the bottom-tier BEOL resistance using our partitioning strategy. In addition, we save up to 3 metal layers in the bottom-tier of our M3D designs with up to 32% power savings over 2D IC for an interconnect dominated benchmark. | 2016 | How to Cope with Slow Transistors in the Top-tier of Monolithic 3D ICs: Design Studies and CAD SolutionsabstractIn this paper we study the impact of low thermal budget process on design quality in monolithic 3D ICs (M3D). Specifically, we quantify how much the tier-to-tier transistor performance difference affects full-chip power and performance metrics in a foundry 14nm FinFET technology. Our study first shows that 5%, 10%, and 15% top-tier device degradation in a wire-dominated, timing-closed monolithic 3D IC design leads to 7%, 12%, and 18% full-chip timing violation, respectively. Next, we address this impact with our CAD solution named Tier-Aware M3D (TA-M3D) flow that identifies potential timing-critical paths and partitions them into the faster (bottom) tier to minimize the top-tier degradation impact. One unique challenge in timing closure in this case, is how to conduct buffering and sizing on the paths that lie entirely in the top or bottom-tier as well as those that span both tiers. Our approach handles all 3 types of paths carefully and closes timing under the given top-tier degradation assumption, while minimizing the total power consumption. Our enhanced monolithic 3D IC designs, even with 5%, 10%, and 15% slower transistors in the top-tier, still offers 26%, 24%, and 5% power savings over 2D IC, respectively. Our study also covers other types of circuits. Sandeep Kumar Samal, Deepak Nayak, Motoi Ichihashi, Srinivasa Banna, Sung Kyu Lim |

| 2016 | Adaptive Regression-Based Thermal Modeling and Optimization for Monolithic 3-D ICsabstractIn this paper, we first present a comprehensive study of the unique thermal behavior in monolithic 3-D integrated circuits (ICs) in contrast to through silicon via-based 3-D ICs. In particular, we study the impact of the thin interlayer dielectric between the device tiers on vertical thermal coupling. We then study and compare the impact of different application-based package structures on the thermal behavior of monolithic 3-D ICs. With these unique properties and behavior, we develop a fast and accurate compact full-chip thermal analysis model based on nonlinear regression technique which adapts to the package structure during development and hence considers it during temperature evaluation. Our model is extremely fast and highly accurate with an error of less than 5%. This model is incorporated into a thermal-aware 3-D-floorplanner that runs without significant runtime overhead. We use the floorplanner with our package-aware thermal model and observe up to 22% reduction in the maximum temperature with insignificant area and performance overhead. | 2015 | A Novel Entropy Production Based Full-Chip TSV Fatigue AnalysisabstractThrough-silicon vias (TSVs) are subject to thermal fatigue due to stress over time, no matter how small the stress is. Finally, full-chip fatigue analysis is performed based on stress superposition. To the best of the authors' knowledge, this is the first TSV fatigue model that is free of measurement data fitting, the first that is capable of considering detailed thermal profiles, and the first framework for efficient full-chip TSV fatigue analysis. | 2014 | Full chip impact study of power delivery network designs in monolithic 3D ICsabstractIn this paper, we present a comprehensive study on the impact of power delivery network (PDN) on full-chip wirelength, routability, power, and thermal effects in monolithic 3D ICs. Our studies first show that the full PDN worsens routing congestion more severely in monolithic 3D ICs than in 2D designs due to the significant reduction in resources for 3D connections. This is because of the higher integration density and the severe competition between signal and power connections. | 2013 | Design and analysis of ultra low power processors using sub/near-threshold 3D stacked ICsabstractIn this paper, we study a 3D IC micro-controller implemented with sub-threshold supply for ultra-low power applications. Our study is based on GDSII layouts of a sub-threshold 8052 micro-controller that consumes 3.6μW power running at 20 KHz clock frequency and 0.4V logic supply. Our study confirms that sub-threshold circuits indeed offer a few orders of magnitude power vs performance tradeoff. In addition, our 3D sub-threshold design reduces the footprint area by 78% and wirelength by 33% compared with the 2D counterpart. Our studies also show that thermal and IR drop issues are negligible in this sub-threshold 3D implementation due to its extreme low power operation. Lastly, we demonstrate the low power and high memory bandwidth advantages of many-core 3D sub-threshold circuits. Sandeep Kumar Samal, Yarui Peng, Sung Kyu Lim |
