2017 Fan-out wafer level chip scale package testing
abstract
This paper introduces test solutions for Integrated Fan Out Wafer Level Chip Scale Packaging (InFO WLCSP) which has the promising of being a very cost effective solution to achieve “More than Moore's law” for mobile devices - more so than 3D integrated circuits (3DIC). InFO WLCSP has its own unique test challenges and it is important to have high-quality screen methodology for severe defects and potential reliablity failures. In this paper we propose novel solutions that leads to fast and reliable tests for InFO WLCSP packages. We will show results on some industrial cases to validate our claims.

2017 Testing-for-manufacturing (TFM) for ultra-thin IPD on InFO
abstract
The Integrated Fan Out (InFO) technology can accom-plish package miniaturization and successfully achieve “More than Moore's Law.” Its substrate-free technology also brings great cost-effective attraction to mobile and wearable applications. Ultra-thin integrated passive devices (IPDs) with high capacitance density can further shrink the InFO size and boost the bandwidth. Although the cost for the IPD in the InFO package is negligible, failed IPDs can shut down the whole InFO package. This would cause an entire mobile system loss about 104times of cost penalty. Thus the quality of each IPD chip must be ensured before surface-mounted on the InFO, and applying the final testing (FT) of the IPD is necessary. In this paper, we propose a novel optical positioning FT system combined with testing-for-manufacturing (TFM) methodology for the ultra-thin IPD chips testing. For validation of the novel comprehensive FT solution in the volume production domain, ultra-thin and ultra-small-area IPD chips with several millions sample sizes have passed through the FT system.

2017 A Built-Off Self-Repair Scheme for Channel-Based 3D Memories
abstract
Redundancy repair is a commonly used technique for memory yield improvement. In order to ensure high repair rate and final product yield, it is necessary to develop a repair scheme for the coming three-dimensional (3D) architecture of stacked DRAM. According to the JEDEC mobile memory technology roadmap, the interface of 3D DRAM, including the Wide I/O and High-Bandwidth Memory (HBM), is mainly classified as channel-based memories. In this paper, we propose a built-off self-test(BOSR) scheme at the controller level for channel-based 3D memory to enhance final product yield after the bonding of a memory cube to its corresponding logic die. The logic die contains the Channel controller, in which the BOSR circuit resides. Experimental results show that the repair rate is high with higher cluster failure ratio due to the flexible algorithm we choose. The area overhead is low and it decreases significantly when the memory size or channel count increases. The performance penalty is also low due to the parallel execution of address comparison and repair. Moreover, the manufacture cost is lower than conventional DRAM architecture due to allocator-based redundancies. Finally, the proposed scheme can easily be applied to other channel-based 3D memories.

2016 Efficient probing schemes for fine-pitch pads of InFO wafer-level chip-scale package
abstract
With the increasing demand of super high scale of integration and small form factor in advanced semiconductor products, especially those that integrate DRAM and logic dies, 3D IC and Wafer-Level Chip-Scale Packaging (WLCSP) are considered promising approaches. In Integrated Fan-Out (InFO) WLCSP, a large number of fine-pitch pads, where neighboring pads cannot be probed simultaneously due to insufficient pitch, are used as the contact interfaces of inter-die interconnections. If the fine-pitch pads cannot be probed, the interconnections between the pads and boundary scan cells (BSCs) cannot be tested, which can lead to higher defect level. From industrial investigation, untested fine-pitch pads lead to 1-2% test coverage loss. To improve the overall test coverage, in this paper, we propose a pre-bond probing methodology for fine-pitch pads of InFO WLCSP. By the proposed probing schemes, open/short faults on the interconnects between the fine-pitch pads and BSCs can be all tested by the ATE. Moreover, for short faults that only occur between adjacent pads (interconnects), we propose a grouping method to determine the test patterns at each probing stage, which can minimize the test time. We also show that our method can achieve 100% test coverage of open/short faults.

2016 A Local Parallel Search Approach for Memory Failure Pattern Identification
abstract
Due to more aggressive design rules adopted by memories than logic circuits, memories have been considered as the major technology driver of advanced logic circuits, so far as CMOS process technology is concerned. Memory failure pattern identification therefore is important, and is traditionally considered a key task that can help improve the efficiency of memory diagnosis and failure analysis. Critical failure patterns (that are the yield killers), however, may change in different memory designs and process technologies. It is difficult to identify critical failure patterns from high-volume memory failure bitmaps if they are not predefined. To solve this problem, we propose a local parallel search algorithm for efficient memory failure pattern identification. In addition, the proposed system integrates the defect-spectrum-based and coordinate-distance-based methods to identify critical memory failure patterns from a large amount of memory failure bitmaps automatically, even if they are not defined in advance. In our experiment for 132,488 4-MB memory failure bitmaps, the proposed system can automatically identify six critical yet undefined failure patterns in minutes, in addition to all known patterns. In comparison, the state-of-the-art commercial tools need manual inspection of the memory failure bitmaps to identify the same failure patterns.

2014 Wafer Level Chip Scale Package copper pillar probing
abstract
This paper introduces a probing methodology for Integrated Fan Out Wafer Level Chip Scale Packaging (InFO WLCSP) which has the promise of being a very cost effective solution to achieve “More than Moore's law” for mobile devices - more so than 3D integrated circuits (3DIC). InFO WLCSP can use either Aluminum (Al) pads or Copper (Cu) pillars as contact interfaces. Cu pillars without solder caps are selected as the contact interface due to their superior area and cost efficiency. However, there are some challenges due to Cu oxidation and its small size. In this paper we propose a novel methodology that leads to a very high precision test resulting in better yield for mass production of InFO WLCSP packages. We will show results on some industrial designs to validate our claims.

2014 Redundancy architectures for channel-based 3D DRAM yield improvement
abstract
The three-dimensional integrated circuit (3D IC) is considered a promising approach that can obtain high data band-width and low power consumption for future electronic systems that require high integration level. One of the popular drivers for 3D IC is the integration of a memory stack and a logic die. Because the yield of a 3D IC is the product of respective yields of the mounted dies, the yields of the memory dies and logic die must be high enough, or the 3D IC will be too expensive to be manufactured. To obtain a high yield of 3D ICs, efficient test and repair methodologies for memories are necessary. In this paper, we target the channel-based 3D dynamic random access memory (DRAM) and propose two 3D redundancy architectures, i.e., Cubical Redundancy Architectures 1 and 2 (CRA1 and CRA2). We use Wide-IO DRAM as an example for discussion. In CRA1, spares are associated with each DRAM die as in a conventional 2D architecture. In CRA2, we use a static random access memory (SRAM) on the logic die as spares. Experimental results show that the CRA1 can achieve up to 18% higher stack yield than traditional redundancy architecture with the same area overhead. On the other hand, the CRA2 can achieve the same yield as the CRA1 with 40% less spares, but 1.3% higher area overhead.

2013 Test-yield improvement of high-density probing technology using optimized metal backer with plastic patch
abstract
High-density probing is a main trend of the test technology. The warping issues of probe card are caused by the high-density test. The metal backer and patches are applied to solve this problem and the optimized sizes of backer and patches are decided by the proposed flow. Using the probe card with optimized backer and patches, the stability of test can be ensured and the test yields are increased. 26.56% test-yield improvement can be obtained.

2013 3D-IC interconnect test, diagnosis, and repair
abstract
Through-Silicon-Via (TSV)-based three-dimensional ICs (3D-ICs) have gained increasing attention due to their potential in reducing manufacturing costs and capability of integrating more functionality into a single chip. One of the most important factors that affect 3D-IC yield is the integrity of interconnects which connect different dies in a 3D-IC. This paper proposes a Design-for-Test (DIT) scheme that can 1) detect faulty interconnects in 3D-ICs, 2) pinpoint open defect locations to help yield learning, and 3) repair faulty interconnects caused by open defects to improve the 3D-IC yield. Experimental results show that the proposed scheme can achieve a diagnosis resolution of 84% for open defects. With the interconnect repair mechanism, the 3D-IC yield is improved by 10%. In addition, cost-benefit analysis reveals that the proposed technique can significantly increase the net profit, especially when the natural interconnect yield is low.

2012 A memory yield improvement scheme combining built-in self-repair and error correction codes
abstract
Error correction code (ECC) and built-in self-repair (BISR) schemes have been wildly used for improving the yield and reliability of memories. Many built-in redundancy-analysis (BIRA) algorithms and ECC schemes have been reported before. However, most of them focus on either BIRA algorithms or ECC schemes. In this paper, we propose an ECC-Enhanced Memory Repair (EEMR) scheme for yield improvement. Many modern memories are equipped with ECC in addition to BISR. We evaluate the back-end flow that combines both ECC and BIRA to determine whether yield can be improved by proper sequencing of the two steps. We also collect and identify important failure patterns and their distributions from over 100,000 sample memory instances, which are used to enhance the EEMR scheme that incorporates ECC. As ECC is failure pattern sensitive, careful evaluation from realistic failure bitmaps is necessary. We also verify the feasibility of implementing the proposed EEMR scheme by real test data. Experimental results from industrial 4Mb memory instances show that the proposed EEMR scheme gains over 2% instance yield on average, as compared with the traditional scheme. We also investigate the reliability of the EEMR scheme with different ECC specifications and BIRA algorithms.

2011 Fast Bi-Directional Prediction Selection in H.264/MPEG-4 AVC Temporal Scalable Video Coding
abstract
In this paper, we propose a fast algorithm that efficiently selects the temporal prediction type for the dyadic hierarchical-B prediction structure in the H.264/MPEG-4 temporal scalable video coding (SVC). We make use of the strong correlations in prediction type inheritance to eliminate the superfluous computations for the bi-directional (BI) prediction in the finer partitions, 16×8/8×16/8×8 , by referring to the best temporal prediction type of 16 × 16. In addition, we carefully examine the relationship in motion bit-rate costs and distortions between the BI and the uni-directional temporal prediction types. As a result, we construct a set of adaptive thresholds to remove the unnecessary BI calculations. Moreover, for the block partitions smaller than 8 × 8, either the forward prediction (FW) or the backward prediction (BW) is skipped based upon the information of their 8 × 8 partitions. Hence, the proposed schemes can efficiently reduce the extensive computational burden in calculating the BI prediction. As compared to the JSVM 9.11 software, our method saves the encoding time from 48% to 67% for a large variety of test videos over a wide range of coding bit-rates and has only a minor coding performance loss.

In this paper, we propose a fast algorithm designed for the hierarchical prediction structure in H.264/MPEG scalable video coding (SVC). It can efficiently reduce the heavy computational burden in performing the bi-directional (BI) prediction. We carefully examine the correlation of motion-rate costs and distortion values between BI and FW (forward) and BW (backward) prediction types. Then we construct an adaptive threshold to remove the unnecessary BI calculations. Comparing to JSVM 9.11, our method saves the encoding time from 44% to 54% for a number of test videos with negligible coding loss.

2010 A fast graph cut algorithm for disparity estimation
abstract
In this paper, we propose a fast graph cut (GC) algorithm for disparity estimation. Two accelerating techniques are suggested: one is the early termination rule, and the other is prioritizing the α-β swap pair search order. Our simulations show that the proposed fast GC algorithm outperforms the original GC scheme by 210% in the average computation time while its disparity estimation quality is almost similar to that of the original GC.

2010 Fast Context-Adaptive Mode Decision Algorithm for Scalable Video Coding With Combined Coarse-Grain Quality Scalability (CGS) and Temporal Scalability
abstract
To speed up the H.264/MPEG scalable video coding (SVC) encoder, we propose a layer-adaptive intra/inter mode decision algorithm and a motion search scheme for the hierarchical B-frames in SVC with combined coarse-grain quality scalability (CGS) and temporal scalability. To reduce computation but maintain the same level of coding efficiency, we examine the rate-distortion (R-D) performance contributed by different coding modes at the enhancement layers (EL) and the mode conditional probabilities at different temporal layers. For the intra prediction on inter frames, we can reduce the number of Intra4×4/Intra 8×8 prediction modes by 50% or more, based on the reference/base layer intra prediction directions. For the EL inter prediction, the look-up tables containing inter prediction candidate modes are designed to use the macroblock (MB) coding mode dependence and the reference/base layer quantization parameters (Qp). In addition, to avoid checking all motion estimation (ME) reference frames, the base layer (BL) reference frame index is selectively reused. And according to the EL MB partition, the BL motion vector can be used as the initial search point for the EL ME. Compared with Joint Scalable Video Model 9.11, our proposed algorithm provides a 20× speedup on encoding the EL and an 85% time saving on the entire encoding process with negligible loss in coding efficiency. Moreover, compared with other fast mode decision algorithms, our scheme can demonstrate a 7-41% complexity reduction on the overall encoding process.

2008 A fast mode decision algorithm with macroblock-adaptive rate-distortion estimation for intra-only scalable video coding
abstract
In this paper, we propose a fast mode decision algorithm with macroblock-adaptive rate-distortion (R-D) estimation for intra-only scalable video coding (SVC). We make use of the log-linear R-D relationship of inter-dependent layers to predict the better performer among the Intra4times4 and Intra8times8 prediction types at the enhancement layers. Based upon the base-layer chosen prediction type, we can further reduce the number of candidate modes. In addition, to ensure the best trade-off between complexity and coding efficiency, the Intra16times16 prediction is retained and enabled only for coding high-resolution videos with smooth image contents. Comparing to the joint scalable video model v.8 (JSVM 8), an encoder time saving from 49% to 64% depending on the encoder configurations, is achieved with negligible penalty in coding efficiency.

2008 A current mode adaptive on-time control scheme for fast transient DC-DC converters
abstract
For controlling DC-DC converters, variable switching frequency controllers have the advantage of fast transient response since the switching cycles can instantaneously change during the transient condition. However, these control techniques generally suffer significant steady-state switching frequency variation when the input voltage and output voltage are varied. Such drawback complicates the design of input and output filters. Therefore, this paper presents a current mode adaptive on-time control scheme. The proposed controller can dynamically adjust the turn-on time of power switches according to the changes of input voltage and output voltage in steady-state operation and can change switching cycles instantaneously in transient operation. Through the proposed control scheme, the DC-DC converters can accomplish fast transient response with the capability of mitigating the switching frequency variation. Full chip simulation results are provided to verify the proposed method. Comparisons with other control techniques are also presented.

2007 Layer-Adaptive Mode Decision and Motion Search for Scalable Video Coding with Combined Coarse Granular Scalability (CGS) and Temporal Scalability
abstract
In this paper, we propose a layer-adaptive mode decision algorithm and a motion search scheme for the scalable video coding (SVC) with combined coarse granular scalability (CGS) and temporal scalability. To speed up the encoder while minimizing the loss in coding efficiency, our layer-adaptive mode decision recursively refers to the prediction modes and quantization parameter of the reference/base layer to minimize the number of modes tested at the enhancement layer. Moreover, our motion search scheme adaptively reuses the reference frame indices of the base layer and determines the initial search point using the motion vector at the base layer or the motion vector predictor at the enhancement layer. As compared with JSVM 8, the proposed algorithms provide up to 75% overall time saving and more than 85% time reduction for encoding enhancement layers with negligible loss in coding efficiency.
