| 2009 | Efficient implementation of decoupling capacitors in 3D processor-dram integrated computing systemsabstractThree-dimensional (3D) integration of a single high performance microprocessor die and multiple DRAM dies has been considered as a viable option to tackle the looming memory wall problem. Meanwhile, on-chip decoupling capacitors are becoming increasingly important to ensure power delivery integrity, particularly for high-performance integrated circuits. Targeting at 3D processor-DRAM integrated computing systems, this paper proposes to use 3D stacked DRAM dies to provide decoupling capacitors for the processor die. This can well leverage the superior capacitor fabrication ability of DRAM to eliminate the area penalty of decoupling capacitor insertion on the processor die. For its practical implementation, a simple uniform decoupling capacitor network design strategy is presented, and circuit SPICE simulations and computer system simulations are carried out to quantitatively demonstrate the effectiveness and illustrate various design trade-offs. | 2009 | 3-D Data Storage, Power Delivery, and RF/Optical Transceiver - Case Studies of 3-D Integration From System Design PerspectivesabstractThree-dimensional (3-D) integration of systems by vertically stacking and interconnecting multiple materials, technologies, and functional components offers a wide range of benefits, including speed, bandwidth and density increase, power reduction, small form factor, packaging reduction, yield and reliability increase, flexible heterogeneous integration with multifunctionality, and overall cost reduction. A new spectrum of opportunities and challenges arises for integrated system designers, which warrants rethinking and innovations from system design perspectives. By selecting three representative cases, i.e., solid-state data storage, power delivery, and hybrid radio-frequency/optical transceiver for distributed sensor networks, this paper intends to exemplify the potentials of exploiting the benefits of 3-D integration technology from system perspectives. | 2009 | 3-D Hyperintegration and Packaging Technologies for Micro-Nano SystemsabstractThree-dimensional (3-D) hyperintegration is an emerging technology, which vertically stacks and interconnects multiple materials, technologies, and functional components to form highly integrated micro-nano systems. This 3-D hyperintegration is expected to lead to an industry paradigm shift due to its tremendous benefits. Worldwide academic and industrial research activities currently focus on technology innovations, simulation and design, and product prototypes. Anticipated applications start with memory, handheld devices, and high-performance computers and extend to high-density multifunctional heterogeneous integration of InfoTech-NanoTech-BioTech systems. This paper overviews the 3-D hyperintegration and packaging technologies, including motivations, key technology platforms, status, and perspectives towards commercialization. The challenges associated with the 3-D technologies are addressed, including integration architectures and design tools, yield and cost, thermal and mechanical constraints, and manufacturing infrastructure. | 2009 | Fully Monolithic Cellular Buck Converter Design for 3-D Power DeliveryabstractA fully monolithic interleaved buck dc-dc point-of-load (PoL) converter has been designed and fabricated in a 0.18-mm SiGe BiCMOS process. Target application of the design is 3-D power delivery for future microprocessors, in which the PoL converter will be vertically integrated with the processor using wafer-level 3-D interconnect technologies. Advantages of 3-D power delivery over conventional discrete voltage regulator modules (VRMs) are discussed. The prototype design, using two interleaved buck converter cells each operating at 200 MHz switching frequency and delivering 500 mA output current, is discussed with a focus on the converter power stage and control loop to highlight the tradeoffs unique to such high-frequency, monolithic designs. Measured steady-state and dynamic responses of the fabricated prototype are presented to demonstrate the ability of such monolithic converters to meet the power delivery requirements of future processors.
